Semiconductor technology seminar – Tata Electronics

SEMINAR ABSTRACT: Heterogeneous Integration (HI) is a key enabler for high performance packaging. This talk will begin with a discussion on vectors that drive heterogeneous integration. This will be followed by fundamental design metrics related to scaling IOD (IO Density) and areal bump density, and co-optimizing signal/power/thermal management. Key challenges related to HI and solution approaches will be presented. The final part of the talk, will be a discussion on how a strategic Industry-Academia collaboration can systematically enable India’s semiconductor ecosystem. The vision is for India to emerge as a compelling technical partner delivering competitive advantage at scale.

SPEAKER BIO: Dr. Charan Gurumurthy serves as Senior Vice President at Tata Electronics Private Ltd. (TEPL) and heads TEPL Foundry and OSAT (Outsourced Assembly and Testing) business. Prior to joining Tata, Dr. Gurumurthy worked for Intel Corp., in various leadership roles between 2002 – 2023 and prior to that worked at IBM Microelectronics Division between 2000 – 2002.His expertise spans semiconductor Technology Development (TD), High Volume Manufacturing (HVM), Global Supply Chain, Factory start-up/operations and technology transfer. Dr. Gurumurthy has a Ph.D. in Materials Science and Engineering (minoring in Theoretical and Applied Mechanics) from Cornell University, New York, USA and Undergraduate degree in Mechanical Engineering from the Indian Institute of Technology (IIT) Roorkee, India. He has 55+ patents, and 15+ publications to his credit in the field of semiconductors. He also serves as Associate Editor for IEEE Transactions of CPMT (Components, Packaging and Manufacturing Technology) from 2005 to present.
